Cost-effective IGBTs
The new M Series family of 600V short-circuit rated IGBT/FRED Co-Pack devices recently launched by International Rectifier for sub-two-horsepower industrial and appliance motor drives offer 18% lower saturation voltage, or VCE(ON), than previous generation short-circuit rated devices and have the lowest VCE(ON) for short-circuit-rated Co-Pack IGBTs on the market.The lower saturation voltage reduces conduction losses by up to 25% at 50% duty cycle operating conditions, allowing designers to reduce heat-sink size to achieve more compact and cost effective designs.
The M Series devices further simplify design and reduce circuit size thanks to their simplified driver requirements. The short-circuit capability protects the devices during circuit faults or abnormal operation for improved ruggedness of the motor drive.
The M Series Co-Pack IGBTs, IRG4BC15MD, IRG4BC20MD and IRG4BC20MD-S, offer a VCE(ON) as low as 1.85V at 100°C and have a 10µs short circuit capability at full 15V gate drive (VGE) input. The new M Series devices are optimized to minimizing switching losses in the 4-10kHz operating frequency range.
The M Series 600V Co-Pack IGBTs are specifically designed for use in the bridge configurations typically found in motor drives. The IGBTs are co-packaged with HEXFRED® ultra-fast, ultra-soft recovery anti-parallel diodes. The ultra-fast, ultra-soft diode recovery reduces or eliminates snubber components and minimizes switching losses as well as noise and EMI.
The M Series IGBTs feature very low shoot-through current in the absence of turn-off bias unlike other IGBTs available on the market. As a result, they simplify the drive circuit by eliminating the need for a negative bias power supply. The M Series IGBTs can easily be used with high voltage gate driver ICs such IR21xx Series to further simplify circuit design and cut circuit size.
